This dataset comprises transmission electron microscopy (TEM) observations of chromium oxychloride (CrOCl) subjected to surface plasma treatment. The study analyzes the surface modifications induced by plasma exposure by employing cross-sectional TEM imaging to reveal structural and morphological changes at the nanoscale.CrOCl, a van der Waals material, has attracted interest due to its unique layered structure and potential applications in catalysis, sensing, and electronic devices. Surface modification through plasma treatment is a promising approach for tailoring its properties, influencing aspects such as defect formation and crystallinity degradation. By exposing CrOCl to plasma, this work investigates how ion bombardment and plasma–surface interactions alter the material’s structure.The dataset includes high-resolution TEM images that capture cross-sectional views of pristine and plasma-treated CrOCl samples. These images provide insights into changes in layer thickness, interface quality, and potential amorphization or defect formation. Energy‑dispersive X‑ray spectroscopy (EDS) data may also be included to evaluate variations in elemental composition following plasma treatment.
